For me it would have to be Lord Fear, followed by the Behemoth and then the goblins.
I really got freaked out when I heard the goblins horn or the behemoth clanking, and I hated the fact how the behemoth and goblins would always follow u!
It made excellent TV of course, but also made for many of my days looking behind my back in the dark!

Now I'm confused. What was the Behemoth? I'm tempted to think that you mean the Dreadnought, but it might have just escaped my memory entirely.
I'm going senile at 18. Help.

For characters, it would have to be Mogdred. JW gives some really scary performances, and thankfully he wasn't overused.
For monsters, I'd say the Catacombite and Ariadne. I'd love to see both make a return in the new series, if it happens. Ariadne used to frighten me senseless (especially with those creepy sound effects) and I still think the Catacombite is a darn scary image. I think with the effects that are now possible, it could be a real talking point for a new generation of viewers.

Fear not. The creature specifically referenced as the Behemoth- and applause to everyone for spelling it correctly- was the clunking warrior chap in Series 3. Treguard called it that, albeit (as I remember) only in the course of one team's quest.

I thought the early Pookas looked like The Devil - I didn't like them very much! Their faces weren't so scary later on, although that burbling noise they made still gives me the creeps! Storm Geists and the floating White Skulls are scary too. Again, it's those spooky noises they make and their appearance!
